Biocompatible, functional interlayers between semiconductors and biological materials have numerous scientific and practical applications. Although gallium arsenide (GaAs) has been claimed to realize high sensitive devices due to their high electron mobility in nano-structures, the complex electrochemical processes at the GaAs/electrolyte interface have impeded the functional modification of GaAs-based devices. To avoid surface degradation under physiological conditions, self-assembled monolayers of biphenylthiol (BPT) were deposited onto GaAs [100] surfaces. The homogeneity of the surface coating was checked by AFM and contact angle measurements. The rms roughness of the monolayer-coated surface was comparable to that of the freshly prepared GaAs surface. Electrochemical properties of the monolayers were monitored by cyclic voltammetry and impedance spectroscopy, exhibiting a significant stability at a wide potential range. Such a stable surface coating will be transferred onto the surface of various nano-structures such as near-surface quantum dots.
