On the Way to the II-VI Quantum Dot VCSEL — •T. Passow, M. Klude, C. Kruse, H. Heinke, and D. Hommel — Institut für Festkörperphysik, Universität Bremen, P.O. Box 330 440, 28334 Bremen, Germany

CdSe/ZnSe is a very attractive material system for application in opto-electronic devices emitting in the yellow to blue spectral range and self-assembled quantum dot formation because of its high lattice mismatch of about 7 %. We report on the quantum dot formation mechanism in this system, which is not the Stranski-Krastanov growth mode. The growth of CdSe quantum dot stacks was optimized for the use as active region in laser diodes. We present the first electrically pumped CdSe quantum dot laser diode. The epitaxially growth of doped DBRs and full vertical cavities with the intention of VCSEL will be discussed.
