Progress in terahertz and mid-infrared quantum cascade lasers — •Jerome Faist — Institut of Physics, University of Neuchatel, Neuchatel, Switzerland

Quantum cascade lasers based on intersubband transitions in quantum wells have held their promise and are truly developing into a mature technology for mid-inrared optoelectronics. We will specifically discuss the new developements, such as high power, mid-infrared QC lasers able to operate in continuous wave as well as achieving average powers up to 160mW at 300K. Recent achievements in Terahertz structures include operation above liquid nitrogen temperature, up to 90K using a bound-to-continuum transition structure at λ = 85 µ m. A new design that takes advantage of the magnetic field enabled a record low threshold current density below 20A/cm2 at B=6T. Recent progress in transfering the techology onto a Si substrate will also be discussed.
