Miniband-Transport in Semiconductor Superlattices — •Bernhard Rieder and Joachim Keller — Institut für theoretische Physik, Universität Regensburg

Since the pioneering paper by Esaki and Tsu in 1970 miniband transport in semiconductor superlattices has been the subject of intense research. The existence of negative differential conductivity suggests the possibility of emission of radiation in the THz-regime. This is hindered by the creation of inhomogenous field distributions yielding current oscillations in the GHz-regime. We present numerical solutions of the inhomogenous Boltzmann transport equation including the boundary regions for two- and three-dimensional superlattices under the application of DC- and AC-voltage.
