Kinetic Monte Carlo simulations of quantum dot stacks — •Roland Kunert and Eckehard Schöll — Institut für Theoretische Physik, Technische Universität Berlin, Hardenbergstr. 36, 10623 Berlin

By means of kinetic Monte Carlo simulations the growth of semiconductor nanostructures consisting of quantum dot stacks is investigated [1].

The key ingredient in the simulations is the anisotropic strain field induced by the lattice mismatch. It is computed in the framework of elasticity theory and only the material dependent elastic constants enter as input parameters.

Here, a hybrid method is chosen where the growth of the quantum dot fundaments is simulated by Monte Carlo and the resulting three-dimensional strain field of these dots is incorporated self-consistently in the growth simulations of the following layers.
