Red VCSELs (vertical-cavity surface-emitting laser) are suitable for applications like high density storage systems, high definition laser printing and in particular for optical data communication via plastic optical fibres (POF) in cars or airplanes. For these applications, the devices are required to work at temperatures up to +85 or even +125 C. However, in the material system AlGaInP of red VCSELs the band offsets are fairly low, which causes poor electron confinement in the active region and results in high temperature sensitivity. There is no complete picture of the thermal processes or understanding of their influences on device operation. To improve the understanding of the temperature behaviour of our devices, we investigated their self-heating during DC-operation for different VCSEL-geometries. Electrical and thermal resistance and current density are the key components to describe the self-heating. Pulsed measurement (0.3µ s, 200Hz) showed, that laser operation up to an internal temperature of +150 C is possible. These results imply that if the temperature gradient between the active internal region and the outside periphery can be eliminated, laser operation up to an external temperature of +150 C can be expected.
