Spatio-Temporal Coherence and Fluctuations in Quantum Dot Lasers — •Dietmar W. Reschner, Edeltraud Gehrig, and Ortwin Hess — Theoretical Quantum Electronics, DLR, Pfaffenwaldring 38-40, D-70569 Stuttgart

We present simulations on the coupled ultrafast spatio-temporal light-field and carrier dynamics in quantum dot lasers and amplifiers based on a Maxwell-Bloch description. The equations consist of coupled spatio-temporally resolved wave equations and quantum dot-Bloch equations for the carriers within each quantum dot of a dot ensemble constituting the active gain medium of a quantum dot laser. It is shown that the spatio-temporal dynamics of a quantum dot laser is strongly determined by the nonlinear coupling between the light fields and the carriers, spontaneous light fluctuations, carrier relaxation dynamics and spatially varying material properties (e.g. scattering rates, dipole matrix elements) of the quantum dot ensemble. Our simulation results provide a fundamental analysis of the relevant parameters that directly affect the spatio-temporal interplay of (coherent and incoherent) scattering and the transfer of coherence via light-matter coupling, induced emission and light propagation.
