Characterization of the 3D IC prototype FETC4 for the ATLAS experiment at HL-LHC — •David Arutinov, Malte Backhaus, Marlon Barbero, Tomasz Hemperek, Michael Karagounis, Hans Krüger, and Norbert Wermes — Physikalisches Institut, Universität Bonn

ATLAS is one of the multipurpose experiments located at the Large Hadron Collider at CERN. Several upgrades are foreseen for the LHC which assume luminosity ramp-up to 5×1034 cm−2s−1. The current pixel Front-End IC can not cope with the increased hit rates and radiation levels encountered at the High Luminosity LHC. 3D electronics targets ATLAS pixel detector innermost layer upgrades. The concept of 3D electronics is to split a circuit into several tiers, and integrate them vertically using special techniques, e.g. Through Silicon Via and inter-tier bonding. This leads to smaller pixel sizes with more functionalities and opens attractive possibilities of technology mixing in an integrated monolithic 3D IC stack. Significant progress has been made in this direction. Separate tiers as well as 3D stacks in different configurations have been tested. Test results and future steps will be presented in this talk.
